چکیده

A K-band second-order bandpass filter with planar inductive p-network using CMOS technology is demonstrated for the first time. To reduce the substrate loss of the filter, the CMOS process compatible backside inductively-coupled-plasma (ICP) deep trench technology is used to selectively remove the silicon underneath the filter. After the ICP etching, a 55.5–92.2% improvement in quality factor is achieved for the inductors in the filter. In addition, a 1.1 dB improvement in maximum available power gain (GAmax) in K-band is achieved for the filter after the ICP etching. These results show that the micromachined p (PI) filter is very promising for microwave=millimetre-wave RFIC applications.

Pixel-to-Pixel isolation by Deep Trench technology: Application to CMOS Image Sensor

Deep Trench technology for CMOS image sensor was successfully developed and industrialized for bestin-class 1.4μm pixel Front-Side Illumination (FSI) technology. The performance achievements on QE both on and off-axis without any degradation of other pixel parameters show the need of a perfect pixel isolation for better color fidelity. Comparison with other pixel isolation architectures show th...

Degradation of CMOS image sensors in deep-submicron technology due to c-irradiation

In this work, radiation induced damage mechanisms in deep submicron technology is resolved using finger gated-diodes (FGDs) as a radiation sensitive tool. It is found that these structures are simple yet efficient structures to resolve radiation induced damage in advanced CMOS processes. The degradation of the CMOS image sensors in deep-submicron technology due to c-ray irradiation is studied b...

Design of a K-band Low Insertion Loss Variation Phase Shifter Using 0.18-μm CMOS Process

This paper demonstrates a k-band low insertion loss variation phase shifter with over 330∘continuously phase tuning range from 21-25GHz in standard 0.18-μm CMOS technology. This phase shifter is composed of a 180 ∘ continuously phase tuning range reflection type phase shifter (RTPS) and a 180∘discrete switch type phase shifter (STPS). The measured phase shift range is 336∘with low loss variatio...

A 21.8−27.5GHz PLL in 32nm SOI Using Gm Linearization to Achieve −130dBc/Hz Phase Noise at 10MHz Offset from a 22GHz Carrier

This paper describes a new approach to low phase noise LC VCO design based on transconductance linearization of the active devices. A prototype 25GHz VCO based on this approach is integrated in a dual loop PLL and achieves superior performance compared to the state of the art. The design is implemented in the 32nm SOI deep sub-micron CMOS technology and achieves a phase noise of −130dBc/Hz at 1...

Micromachined High-Q Inductors in a 0.18- m Copper Interconnect Low-K Dielectric CMOS Process

On-chip spiral micromachined inductors fabricated in a 0.18m digital CMOS process with 6-level copper interconnect and low-K dielectric are described. A post-CMOS maskless micromachining process compatible with the CMOS materials and design rules has been developed to create inductors suspended above the substrate with the inter-turn dielectric removed. Such inductors have higher quality factor...
